报告摘要:

  The scattering states of the Schrödinger-Poisson (SP)system are commonly employddin seinicphidhuetorfdtevicesimulations,as they effectively characterize quantum effects in electron transport through device channels.In this work,wepropose a novel sub-band decomposition(SBD)model for the SP system tailored to devices with varying cross-sections.This model leverages two distinct sets of low-dimensional eigenfunctions obtained at the source and drain ends of thedevice,respectively,thereby decomposing the three-dimensional Schrödinger equations into two coupled systems of one-dimensional scattering problems.To ensure computational closure,Dirichlet-to-Neumann (DtN)boundary conditions areintroduced at the open boundaries of the device domain.Numerical implementations demonstrate that the proposed SBDmodel achieves significant computational eficiency compared to conventional approaches.Crucially,it resolves alongstanding limitation of traditional SBD methods:the requirement for eigen-function alignment along the channel'slongitudinal direction when handling multiple eigenvalues.Validation through numerical experiments on double-gateMOSFETs confirms the model's accuracy and underscores the efficacy of our methodology.

  郑伟英,中国科学院数学与系统科学研究院研究员。主要从事电磁场和半导体器件的计算方法和理论研究,在Maxwell方程自适应多重网格方法、分层介质散射问题的计算方法和理论等方面取得一些创新性成果。2017年获国家杰出青年科学基金资助,2019-2021年被聘为中科院数学与系统科学研究院“冯康首席研究员”,2021年获冯康科学计算奖。 欢迎广大师生参加!
